Packaging technologies for electronics

Introduction to packaging technologies for electronic devices, including microelectronics and microsystems. The course provides students with fundamental knowledge of packaging technology, or system integration technology, applied for electronics, microelectronics and microsystems. This includes processes to realize the functions of electronic devices and protect it from the operation environment, assembly of components on boards to build an electronic system, and reliability assessment of the assembled electronic system.
